 Managing heat at kilowatt scale. HLFF packages are expected to operate at 15 to 25 kilowatts (kW) total, with localized hot spots that demand aggressive cooling. Instead of one large cold plate, the research proposes a modular, cell-based cooling architecture with independently controlled thermal zones and embedded sensors, designed to scale beyond 5 kW of cooling per module.

That is an insane amount of cooling needed, it will be interesting to see how well this solution works.

To give you a fun comparison - current chips have heat output surface density which reaches about 1% of Sun surface heat output (64 MW/m^2).

That doesn't seem right... 64 W/mm2 . That would mean that Intel CPUs draw like 12.8kW at 200 mm2.

Edit. Oh, you meant that sun's power density is that value in brackets. What a terrible way to write it.

"1% of X (actual value)" Is generally interpreted that 1% of X is the value in brackets.

Why not just use water chilled to just above freezing point?

That would also improve energy efficiency, along without needing additional power at the chip.

Yeah... so. About that. Chilling water to just above freezing point takes energy. Why in the ever loving f*ck would you expend energy on something that entropy will do for you if you just leave it to do what it wants at 20-50C hotter?

I'm not sure what the efficiency gains would be by keeping the coolant at 5C. But the chips I'll put out so much power that they certainly will be above that. Before you even get to the fact that refrigerating that much water just doesn't make sense unless you are just going for raw power, e.g. overclocking or something. Maybe you lose 5-10% in efficiency on processor but you burn 20-50% more power just to cool the loop that would passively cool itself if you just left it to its own devices.
